The elaboration of technology of obtaining zinc oxide (ZnO) single crystals with controllable growth direction and electrical properties by chemical vapor transport in sealed ampoules. HCl, as a chemical vapor transport agent, favors obtaining void-free ZnO single crystals; however, it is limited by very low growth rate. The use of H2/C/CO favors higher growth rate, but it is limited by strong adhesion effect (high dislocation density) and high growth nucleus density (polycrystalline growth). The proposed inventions are dedicated to technology for the simultaneous use of HCl and H2/H2+C/CO, for unseeded fast growth of ZnO single crystals. |
