Rezumat

Increased interest in the Cd3As2 and solid solutions based on it connected with the fact that according to the theoretical [1] and experimental studies by angle-resolved photoemission spectroscopy (ARPES) [2] arsenide cadmium is volumetric Dirac semimetal (Three- dimensional (3D) topological Dirac semimetals (TDSs)). Compared to other 3D TDSs such as for example BiO2 and Na3Bi [3, 4], Cd3As2 has the advantage, it is stable and exhibits higher carrier mobility (9 x 106 cm2 V-1 s-1 at 5 K) [5].  Of great interest is the study of the properties of Dirac semi at the transition to the other phase states by external influences. In single crystals of solid solutions (Cd1-xZnx)3As2 experimentally observed phase transition from a TDS in semiconductor (S) with increasing Zn content. Transition point corresponds to the composition x = 0.38 [6]. We have attempted to carry out a study of single crystals of the quaternary solid solution (Cd1-x-yZnxMny)3As2 (CZMA) near the TDS - S transition.  A modified Bridgeman method was used to obtain single crystals of CZMA, grown from stoichiometric amounts of Cd3As2, Zn3As2 and Mn3As2 by slow cooling of a melt in the presence of a temperature gradient. Ingots were obtained with the volume of single-crystal blocks more than 1 cm3. The Mn concentrations of the crystals were у = 0.04 and 0.08. The composition and homogeneity of the samples were analyzed by X-ray powder diffraction and energy-dispersive Xray spectroscopy (EDX) methods. All investigated samples (Cd1-x-yZnxMny)3As2 had tetragonal, space group P42/nmc. Well-resolved single-period SdH oscillations well observed in the all investigated CZMA (х+y = 0.4) specimens at temperatures between T = 4.2 and 50 K. For calculation of effective cyclotron mass was used two temperature method. It was found that for a single crystal CZMA (y = 0.08) cyclotron mass is independent of magnetic field, B, and at a manganese concentration of y = 0.04 in the samples CZMA were observed anomalous dependence of the cyclotron mass of the magnetic field, that obeys a linear law B mBm C C0  Thus, the dependence  Bm C is observed in samples with high manganese concentration (y = 0.08) and disappeared with decreasing concentrations of manganese (y = 0.04).  Acknowledgements: This work was financially supported by the Ministry of Education and Science of the Russian Federation reference number 2014/420-367.
